Dieses Buch konzentriert sich auf die Entwicklung einer neuartigen Struktur, mit der ein Bauelement mit zwei verspannten Si-Schichten im Kanalbereich gebildet werden kann, das ein dreischichtiges Nano-MOS-System mit verspannter Kanal-Heterostruktur auf Isolator (HOI) bildet, das zur Bildung eines NanoFET eingesetzt werden kann. Der auf NanoFET basierende Heterostrukturkanal, der aus mobilitätsangereicherten doppelten verspannten Si-Schichten besteht, die das verspannte SiGe dazwischen einschließen, erhöht die Elektronenmobilität im Vergleich zu einem herkömmlichen MOSFET mit s-Si auf entspanntem SiGe-Kanal erheblich, was zu einer verbesserten Leistung des Bauelements führt, ohne dass eine zusätzliche Skalierung vorgenommen werden muss.
