La vitesse du dispositif augmente avec des caractéristiques IV plus raides, et une faible puissance est obtenue en faisant fonctionner le dispositif dans la région du sous-seuil. La mesure des courants dans la région du sous-seuil est un grand défi. Pour obtenir une commutation élevée, nous devons proposer un nouveau dispositif combinant les avantages du FinFET et du TFET. Cette thèse propose un dispositif hybride avec une valeur SS < 25 mV/Dec. Synopsis Centaurus TCAD est utilisé dans cette thèse pour la modélisation et la caractérisation du dispositif.
